Seems like something wrong with HW in your phone, because I just downloaded and flashed 4s with iPhone4,1_9.3_13E237_Restore.ipsw. Apple signs this firmware ATM.
And once more, 3uTools refuses to flash new 9.3 version, I've used iTunes.
