View Full Version : After removal of glued UEM and glued uem removal video guide

Hi freinds

It happens to many of us when we remove the UEM. It takes a lot of effort you might have some tracks with no green lacqour ( specially on the light green boards )

What i made, is coating the board with a blue marker, and dry it with cold air (fan). When its dry, we have a small problem ! How do I fit the new or old reballed UEM without using flux ?

I have solved it using the following method :

1 : For new uem
A : Put some flux at the UEM IC balls and heat it with mid heat and the nozzel around 2 inches from the IC
B : Clean the IC and the balls untill all balls are bright and shining
C : Fit the UEM in place and use mid heat and mid air, but here you'll have to use longer time than usual, around 3 to 4 min

Now your done !

2 : For reballing the same UEM it's alot easier since theres still some solder left on the pads. Clean it up and fit the same way as above.

N.B The success of this proccess depends on fitting the UEM exactly in it's place

today i recived in my hand some sort of paint that contains from two bottles
one for paint and the second for hardner
its mix one to three ( three volume of paint and one volume of hardner 3:1)
i use it its have two benefits
1- its stick the trackes ( if its weak )
2-its cover the damaged track

i furnish it and heat it by 150 to 180 its turn from liqudity matter to become like all board paint

i used flux and heater safly ..

I have fluid for remove clue UEM's and UPP's of DCT4 phones.Fluid cannt destroy pcb board or elements.The process for changing UEM's arround 20 mins.99% waranty :-) This is home made substract :-)) if anybody have interested , pls contact me by PM.

and can solder after reball. but i can;t remove glue ic cpu . pls help me . some times i tried to remove it but in vain . can;t remove it safely. some times damaged. or some times pcb tracks damaged. after removing cpu there are clots of glued shich is very hard. so pls help me how can i removed cpu safely and reball it and can fit it again .

I use machine to polishing UEM then when i see the balls i use rework station to dispose glue (320 C) and then use new uem.
I cant do video because i dont have it.

hi guys im new to this forum and havent spent much time as of yet. i am experimenting with the removal of uem and chips alike but have no blank (unprogrammed) chips. any suggestions where to get them from. also for the removal process are there any tips in removing the black glue from the border of the uem chips? that seems to be the main problem with removal, the board only has a few seconds of heat life then it starts to degrade, and i find the chip takes too much heat when the black glue is present. in my experience the chips can be dammaged or pads can lift. any idea how to easily remove it?
i find with the replacement it is best to clean up the chips and board, using solder braid and fluxclen, or ultrasolve then using a syringe and a steady hand reapplying the pads with solderpaist same way they go on. that way u dont need to worry about dry joins and excess flux residue. try that guys

Hi Guys,i've replaced alot of UEM Glued(or underfilled as i call it).ive been very successfull with this and maybe this tip could help!
Tools:Flux,Straight fine tpped tweezer and Hot air Station
1:Heat Uem very hot,aplying flux while heating
2:Gently lift Uem while heating using the tweezer(the UEM should peel off,if using enough flux you would reduce the chances of damage to the pcb.There should be quite a bit of resin left on pcb,This i remove with alot of concentration and focus in so that i do not damage any tracks)
3:add flux to pcb(UEM AREA)
4:while heating gently chip away access resin from pcb (not alot of pressure needed."LIKE GOLF",letthe tools do the work!
5:This process takes about 15-20 minutes,but well worth the time spent.

It would be highly helpful to myself and all if an expert could write the procedure step by step to remove UEM, reballing it and placing it back in its position in the PCB (The process must indicate the heat to be used, flux to apply, etc.) Also indicate what is the difference from removing and reballing CCont, Hagar, Audio with UEM.

Hi guys just a few facts on the removal and replacement of BGAs (UEM's ccont, hager etc). if you can find a supplyer for mobile phone BGAs then they should come all ready balled. (according to a nokia tech friend of mine) how ever if you cannot get this then you will need to use a microscope or magnifying lense to reapply the flux solder. If you wish to buy the cheapest BGA machiene (that does it for you) then you are looking at $15000 AUD and they go up $40000, $75000 +. the way the solder paste is normally applyed in manufacture is by paisting on throu a screen. (looks like flat metal with little holes and lines all over) then the loading machienes do the rest. If you want to do it by hand then you must do some thing simmilar to this: 1. heat up the component with hot air station and plenty of flux. then using surface mount tweezers lift the chip. be very delicate because you can dammage the chip very easily or other components. time is very importaint because other components like the crystal can be damaged very quickly. (see tips following) you must then clean up the pads and clean all the flux when the pcb has cooled. (no excess solder wanted)
2. when the pcb is cleaned (flux clean, ipa or ultrsolve) using a pin tip or scapel tip and a microscope re-apply fluxsolder to each pad as evenly and neat as you can.
3. it helps if you give it a little hotair to tidy up the solder (low air flow) so that it begins to solidify and hold its shape. carefully position the new chip in place and then apply heat. it should only take 20-30 seconds on mid to high heat setting. if needed apply extra flux to the pads prior to placing the chip. the more flux the better.
4. once you are happy with it and the phone has cooled then clean. and thats it.
tips: it helps if you take the time to tape up the components around the chip with capston tape (i think. it is golden brown and clear, takes high tempreatures) and if you like use heat transfer compound surrounding to protect further. you can make a frame with a thin flat sheet of metal to act as a heat sink as well.
i personally have built a simple mapping gig to act as an adjustable guide so you can map exactlly where you want the chip to go. very cheap and easy to make.

i only want to add the doctor knief and the solder wick to the tools
why?
becuse when you remove the uem you have to clean the pcb
1- use solder wick to remove all the solder balls left in the pcb
2-after you have a little glue left
3-use the doctor knief to remove all the glue from pcb
4-you must use small air and middle heat and small nozzel when you clean pcb only to avoid heat image reach any around the area you clean

I normally grind off the UEM until Its just the balls and underfill then put a small square piece of cloth soaked in BGA adhesive remover then leave in a sealed packet till the following morning then the underfill can be peeled off then you remove the solder balls the normal way with desolder wick/mop

i`ve tried to remove the uem from 1100 ,but after a while from heating it the cpu rebolled the solder.
i spoiled 5 phones in this method it can`t stand heat.

Can somebody explain the process of re-balling i.c and the method for putting i.c. back into pcb pls.

This is my process

1. after removed ccont i clean the i.c up with solder wick
2. clean pcb with care and remove all old solder
3. I get my solder balls in the stencil in the right place
4. i apply the solder paste to the ccont i.cso the underside is all covered
5. I get ccont i.c and now place into postion over the stencil and drop it into place making sure the chip is in the right place.
6. after leaving for a few minutes for the paste to dry a bit i pull the i.c from the stencil, the ccont i.c now is reballed the solder paste is holding the new balls to the i.c.

ok this is now where i get problems

7. I put the ccont i.c. into place on the board, but when i apply heat to it with hot air machine on the lowest setting the balls under the i.c go every where and do not stick


please, please can somebody help me and tell me where i am going wrong ?
maybe i am re-balling the i.c in the wrong way ????

thats what you said... no you must heat the cream befor you puul the ic up till yu have riged balls under ic.

thats also what you said...and you must never apply ic with solder cream to teh board
becuse if the service centers do becuse they use heat oven theroy so the balls become reged befor any contacts with pins on board also but not scen..

i am new here. i have a problem. i can removed hagger, cobba,ccont, flash, ram,
and can solder after reball. but i can;t remove glue ic cpu . pls help me . some times i tried to remove it but in vain . can;t remove it safely. some times damaged. or some times pcb tracks damaged. after removing cpu there are clots of glued shich is very hard. so pls help me how can i removed cpu safely and reball it and can fit it again .
i hear that there is a lotion came in market which can remove glued ic. pls tell me how can i remove it and how can i remove cpu with lotion. pls help me in detail. i am from india punjab. i

yes you can use any

sometimes you have to make erase and re flash and nice pm should be written

1-if you not change uem here is my trick
1-1 make ask using gti or griffin formate
1-2 upload rpl to phone after you got from griffin team( chargable service )
1-3 if you got any problem in charging or auto shut off after 30 second change flash chip and re write same rpl you got befor phone working o.k

2- if you changed the uem just write any rpl to phone but soe times you have to make erase and re flash and also good pm must be written

kindly explain in detail as I am new to this.

I just like to know how glued UEM can be removed ? Is there a solvent that remove first the glue and after that the UEM can be removed with hot air or I must do somethig else and much risky ? Please can someone help me with info on how just to remove the UEM. Reballing I saw the post and I understand the procedure.

2- burnt due to high voltage from the charger
3- 30 seconds autoshut off after repair the imie by griffin log
4- unable to flash the phone due the tx singnal high from phone to flasher
i think in most of these you have to change it ..

For this you need phoenix and test battery,
In my experience i did not need to run this to fix charging errors.

u just removed memmory ic after remove phone dead try to change it & check may be u r phone white display problem display or strip problem first try on phone then check & post result

Hi freinds

It happens to many of us when we remove the UEM. It takes a lot of effort you might have some tracks with no green lacqour ( specially on the light green boards )

What i made, is coating the board with a blue marker, and dry it with cold air (fan). When its dry, we have a small problem ! How do I fit the new or old reballed UEM without using flux ?

I have solved it using the following method :

1 : For new uem
A : Put some flux at the UEM IC balls and heat it with mid heat and the nozzel around 2 inches from the IC
B : Clean the IC and the balls untill all balls are bright and shining
C : Fit the UEM in place and use mid heat and mid air, but here you'll have to use longer time than usual, around 3 to 4 min

Now your done !

2 : For reballing the same UEM it's alot easier since theres still some solder left on the pads. Clean it up and fit the same way as above.

N.B The success of this proccess depends on fitting the UEM exactly in it's place

i've proxy removal fluid from local vendor tat specialy use for remove glued ic
but i've tried few fluid from different vendor.. most of them are the same
the most important part is tat the heat and the air ur using and the exact time when to remove the glued ic
for me i'll wait till the solded ball flew out from the side of the glued ic ie. uem
then i'll add on some more flux or fluid wait 5 to 10 seconds then removed it an a sharp blade is needed to remove the ic as well.. cant say 100% but 7 out of 10 successful done the rest 3, some call back or permenant damaged

i m using the slow heat process and in 7 to 10 mints ic become safely remove and pcb points cleane with iron/kia nicely and reball ic and clean extra surface solde and fix on pcb and again 7 to 10 mints slow heat and use beroza(in pakistani language) and ic becomes 100% fix and ok what is yor opinion plz rply and check this method

i see your solution on glued UEM u have done a good job , i try manytimes to replace or reball a falty UEM but i m not sucess due to the glued , can u help me to solve my problem ,teach me the tacknic as i m new in this feld
