Smile Underfilled UEM Removal, Cleaning, Reballing & Installation Tutorial


Hi All,

Here is the easiest way to remove, clean, reball & refix Underfilled UEM.

Feel free to ask any questions about this topic in this thread

Necessary tools.

1. Electronic Heat Gun.
2. Surgical Scaipel. (Make sure that your scaipel is not sharp or else the track will go while cleaning)
3. Reballing Tray.
4. BGA paste applier.

Now remove the uem carefully as shown below & make sure that before lifting the IC all the balls(lead) below is melted or else it will come out with tracks.

There is no need of any solution or flux to remove underfilled IC just scaipel and ****er.
