Member: 5379 Status: Offline Thanks Meter: 0 | to disassemble bga, flow solder flux around the bga (not glued one), adjust ur hot air, not to fast in the air, and little bit hot in the hot degree, flow the air at the pcb around the bga (Not directly to the bga, cause it will leak if overheated), use calipper and clip it at bga side, lift it a little, flow the air, if the solder under the bga has already melted, the bga will loose by itself. Let the bga cooled off and then with solder gun clean all the leftovers solder at the bga, clean the bga with thinner and the bga now ready for reballing. to reballing bga, put the bga on the aluminium base, choose the best fit hole, now choose the right bga hole pattern from the metal stencil, put it on the bga, adjust till all the holes fitted the bga and with the calippers supplied, clip it on one side (just one side). Now the aluminium base and the metal stencil are joined together with the calipper (of course with the bga inside it).<br />apply as much as needed grey solder paste on metal stencil, push it into the hole with spatula (don't give excessive power when push the paste into holes, cause the paste will flow under the metal stencil and all joined up at the bga), make sure all holes are filled with adequate solder paste, clean all the leftovers paste with spatula.<br />now with a bit larger spade screwdriver, push the metal stencil on the other side (the one without calipper) *better at the edge* and begin rehot the metal stencil with hot air, if the paste has begin to melt in that area, move your screwdriver to other side and rehot it again, repeat until all area paste are melted (NB : i never use two calippers, cause the metal plate will bend if hotted).<br />leave it a while to cool off, and then loose the calipper, apply a little thinner on the metal stencil and with a small needle, push the ready solder ball to make the bga loose from the metal stencil (thinner are used to solve the hardened solder flux between bga and metal stencil).<br />now the bga has been ready reballed, put it on aluminium base without metal stencil, apply a little bit solder flux and rehot it again to make the position and ball shape perfect round. that's all, good luck |

Member: 5379 Status: Offline Thanks Meter: 0 | i use goot BS 5500 flux, but i ever see some kind of this thick flux, it looks like some white candle but softer, it's used for bga reworking, so we cannot **** the bga away when used hot air, i never try it, cause it's expensive. |
