How to use solder ball instead of solder paste?


Dear friend,

I have no problem with using solder paste! May be I am not that expert, so I always end-up with a mess and need to redo 2-3 times to complete a BGA job!

I am trying to use solder ball to reduce the mess, but I just realize that I have no idea how to position all the solder balls on the UEM before I apply hot air to it!

My question is, how to poistion the tiny solder balls on the UEM before I apply hot-air?

You have to use a mask also to place the balls un the bga.

Or jus look here -> How to reball the text is in german, but I think the pictures speak more then words.

One small question. In the picture (left-hand side, 3rd one counting from the top), it said "Oxidize". What does it means?

It means that there is some oxydation (black Pad) on the BGA.
Some old oxydated solder.

Does anybody actually know the brand and availabilty of the reballing kit show in those photos?

I use the chinese kit with the balls, but the quality is very poor compared to looks of this one. Iam talking about the actual loading tray, a lot of balls are wasted. here it looks like you can pick up excess balls.

When using balls, very important to use honey tacky flux because hot air will **** them off the BGA and liquid flux will bubble too much and they will move off pads.
