Reballing uBGA? - HOW?


Any kind person, who will help to explain gow to reball uBGA ICs from mobilephones. And how to make a new balls on new ICs.


Please shoe us step by step for changing uBGAs.

If your BGA chip has no glue, then you try to put enough flux to put under BGA chip, then exercise many time, try to remove BGA chip, and detain all ball in PCB!

for you reball to chip, i think, use 0.5 mm bga ball for CCONT, COBBA, Hager , even CPU !

please do not use tin paste ....it make ball different size !

Hello Willy

How to get these 0.5 mm bga ball. I have the mask to make balls with tin paste. But I new to it and could not do it well.

Any instructions to do a good reballed BGA?
